报告提纲

• An optimized simulation framework is proposed to study the charge trapping in multi-interface high-k gate stacks.

• The hole trapping charecteristics along multiple pathe i.e. from Si to SiO2 interlayer, to SiO2/HfO2 interface, and to HfO2 layer are investigated comparatively, and their relative dominance is revealed.

• The framework can be incorporated into reliability simulators by generating key parameters such aas energy barrier, coupling decay rate, and reorganization of different defects.
